Job Description

As part of Intel, we will continue to apply Moore's Law to drive the future of field-programmable gate array FPGA technology leveraging package technology. The Programmable Solutions Group PSG has been delivering industry-leading custom logic solutions to customers since inventing the world's first reprogrammable logic device in 1984.

In order to take advantage of the many opportunities that we see in the future for FPGA's, PSG is looking for great packaging engineers to join our team. We are seeking an expert knowledge of flip-chip, wire-bond, and multi-die package technologies and understanding of chip-package interactions CPI. This role will draw on your background in backend wafer processing bumping, scribe, etc., wafer level packaging, and 2.5D packaging.

Responsibilities:

  • Work closely with external partners and internal business, operation and engineering communities

  • Utilize your knowledge in 2.5D multi-die package architectures to help make our next generation FPGA products more compelling to our customers

  • Work on new product development including Chip to Package Interconnect and New Product Introduction.

  • Enable package design rules, identifying DOEs to envelope next generation products and package design studies.

Qualifications

Minimum Qualifications:

  • Bachelor degree or Master with 4 or 3 years of experience in package development integrator role with 2.5D multi-die package architecture

Preferred Qualifications:

  • Clear communication skills in English.

  • Experienced with managing multiple projects in packaging.

  • Experience in developing products which meet AEC-Q100 automotive requirements and/or military markets.

  • Knowledge of high speed protocols, memory interface requirements and multi-rail power delivery tradeoffs will help guide package development activities product level requirements.
